1. What is COB soft package
Careful may find that there will be a lump of black things on some circuit boards, so what is this? Why is it on the circuit board and what is its function? In fact, this is a kind of package. We often call it "soft package". We say that its soft package is actually for "hard". Its constituent material is epoxy resin. We usually see that the receiving surface of the receiving head is also of this material. Inside it is a chip IC. This process is called "bonding" and we usually call it "binding".
This is a kind of wiring process in the process of chip production. Its English name is COB(Chip On Board), that is, chip on board package. This is one of the bare chip mounting technologies. Epoxy resin is used to mount the chip on HDI PCB printed circuit board. Then why do some circuit boards not have this kind of package and what are the characteristics of this package?
2. Features of COB soft package
This kind of soft packaging technology is actually for the sake of cost. As the simplest bare chip mounting, in order to protect the internal IC from damage, this kind of packaging generally requires one-time molding, which is generally placed on the copper foil surface of the circuit board, with a round shape and a black color. This kind of packaging technology has the advantages of low cost, space saving, lightness and thinness, good heat dissipation effect, simple packaging method, etc. many integrated circuits, in particular, there are many low-cost circuits. In this way, it is only necessary to lead out more metal wires from the integrated circuit chip, then hand them over to the manufacturer to place the chip on the circuit board, weld them with a machine, and then glue them to cure and harden.
3. Application occasions
Because this package has its own unique characteristics, so in some electronic circuit circuits, such as MP3 players, electronic organ, digital cameras, game consoles, etc., some of the pursuit of low-cost circuits also use this package.
In fact, COB soft packaging is not only limited to the chip, but also widely used in LED, such as COB light source, which is an integrated surface light source technology directly attached to the mirror metal substrate on the LED chip.
